Melting point\u00a0<strong>~\u00a01110\u20131130 \u00b0C\u00a0<\/strong><\/strong><\/p>\n<p>Orthorhombic SiP (o-SiP) is a 2D layered crystal and may have a significant impact on optoelectronic technologies.<\/p>\n<p>Differentialscanning calorimetry (DSC) and thermogravimetric<br \/>\nanalysis (TGA) curves show that o-SiP is thermally stable even<br \/>\nat a temperature of 1045 \u00b0C. This is very important for device<br \/>\nfabrication and practical applications. Unlike graphene, o-SiP<br \/>\nhas an appropriate band gap that is determined to be 1.7 eV.<br \/>\nBulk o-SiP is a p-type semiconductor with a carrier mobility<br \/>\nof 2.034 \u00d7 103 cm2 V\u22121 s\u22121, which is tenfold that of MoS2. The<br \/>\nphotoresponse properties of o-SiP were investigated by excitation<br \/>\nusing a 671 nm laser with different powers of 20, 40, 60,<br \/>\n80, 100 and 120 mW, respectively.
